Etymology
From Latin 'inhaerere' meaning 'to stick in' or 'cling to', from 'in-' (in) + 'haerere' (to stick). The word evolved from physical sticking to describe qualities that are inseparably attached to something's nature.

The word inherently comes from the Latin idea of something 'sticking to' or 'clinging to' something else so tightly that they can't be separated - like how sugar is inherently sweet or how circles are inherently round.
